چکیده

This study simulated the performance of Cu-cored solder joints in microelectronic components subjected to the extreme thermal cycling conditions often encountered in the automobile industry by comparing the thermal cycling behavior of Cu-cored solder joints containing two different coating layers of Sn– 3.0Ag and Sn–1.0In with that of a baseline Sn–3.0Ag–0.5Cu solder joint under a severe temperature cycling range of 55 to +150 C. Both Cu-cored solder joints can be considered a potential solution to interconnects in microelectronic semiconductor packages used under harsh thermal conditions on account of their greater resistance to thermal stress caused by the severe temperature cycling than the baseline Sn–3.0Ag–0.5Cu solder joint. 2012 Elsevier Ltd. Improvement of Board Level Reliability for BGA Solder Joints Using Underfill

The underfilling BGA as an alternative to direct chip attachment for high density packaging technologies have been developed. This paper discusses the thermomechanical and metallurgical effects of underfill material and the resulting improvement in board level reliability for underfilled BGA assemblies. Finite element analysis (FEA) models were developed to predict the thermal fatigue life of t...

Effect of substrate flexibility on solder joint reliability. Part II: finite element modeling

Solder joint fatigue failure is a serious reliability concern in area array technologies, such as flip chip and ball grid array packages of integrated-circuit chips. The selection of different substrate materials could affect solder joint thermal fatigue life significantly. The mechanism of substrate flexibility on improving solder joint thermal fatigue was investigated by thermal mechanical an...

The Limited Reliability of Board-Level SAC Solder Joints under both Mechanical and Thermo-mechanical Loads

The trend of miniaturization, light weight, high speed and multifunction are common in electronic assemblies, especially, for portable electronic products. In particular, board-level solder joint reliability, in term of both mechanical (e.g., drop impact) and thermo-mechanical (e.g., thermal cycling) loads is of great concern for portable electronic products. The transition to lead-free solder ...

A Review on Thermal Cycling and Drop Impact Reliability of Solder Joints in Electronic Packages

Currently, the trend of miniaturization, light weight, high speed and multifunction are common in electronic assemblies, especially, for the mobile electronics. One of the most critical aspects of the package reliability is solder joint reliability. So, in that field, thermal cycling and drop/impact are the primary requirement for solder joint reliability. This paper discusses the reliability o...
